Hello to all,
I found a 960 GB SSD with AHCI that boots fine with my X1 carbon 3rd Gen.
It is pretty expensive, but AFAIK it's the only one in that size, that will work flawlessly with the 3rd Gen X1.
It is a Kingston HyperX Predator 960GB and it was about 530 Euro. Comes with a PCIe adaptor and Acronis TrueImage 2014 backup/cloning software.
After switching the built in Samsung SM951 with the Kingston SSD, it was recognized immediately and I could install Windows 10 with no problem.

after trying out several possibilities, I found this to be the easiest way to upgrade the SSD on my X1 carbon 3rd gen. with windows 10 pro (old one: 512GB Samsung SM951, new one 960GB Kingston HyperX Predator).
I have an external USB CD/DVD player, but nothing to hook up a M.2 SSD to copy the old one directly.
So that's what I did:
made a clone on an external 1TB USB HD with Clonezilla (started from USB CD)
the clone had also only 512GB
exchanged the SSDs
started Acronis TrueImage from CD and cloned the external USB HD to the internal SSD
Acronis expanded the image automatically and even though it told me "the SSD will not be able to boot" it worked absolutely fine. Nothing else was necessary, the computer started/booted right away.
